In MOSFET, positive charge induced on the gate metallisation repels majority hole carriers from the interface region between gate oxide and p type body. Further increase in VGS makes depletion layer to increase. The immediate source of electron is electron-hole generation by thermal ionisation. Thus, layer of electrons at the interface called inversion layer is formed.
